Active medium engineering in systems of quantum wires and dots: Novel artificial structures for submillimeter wave oscillators

We design an artificial semiconductor structure which may serve as an
active medium for amplifiers and oscillators of
submillimeter electromagnetic waves. The basic element of the medium is an
array of quantum wires or dots with a complex elementary cell. The proposed structure amplifies (generates)
electromagnetic waves at a frequency , being
pumped by an electromagnetic radiation with the frequency
, due to a
parametric resonance occurring in the system. The operating frequency
depends on the lateral dimensions of wires or dots, and can be
chosen in a wide range from
THz up to a few terahertzs. The
calculated threshold pumping power of the quantum-wire oscillator is below 1
mW/cm2 at the liquid helium temperature.
